Respawning Voxels on planets when using voxel hands

I'm clearing out part of a mountain with voxel hands in creative, and some chunks refuse to be removed and reappear when I try to re-erase them. I can remove them down to the very smallest part but when I try to remove that last part (using voxel hands/mining drill/crashing ships into them) it just respawns the whole oddly shaped lump.
